semantically は semantic＋-ally です。semantic はフランス語 sémantique を経てギリシャ語 sēmantikos「意味を示す」に由来し、さらに sēma「しるし」へさかのぼるので、「記号としてどんな意味か」を見る語だと腑に落ちます。関連語は semiotics, polysemy。
